Annotation | The paper describes the methodology of creating block nanostructures on the surface of the p-InP by photoelectrochemical etching. We use different etching modes and electrolyte compositions. It is shown that the micromorphology of nanostructured layers depends on the HCl concentration in the electrolyte solution. Block nanostructures investigated by scanning microscopy method EDAX and X-ray diffractometry analysis. Blocks explained by the formation of the kinetic mechanism of dissolution of the crystals. |
